A Changes in noise and electrophysical characteristics of InGaN UV LEDs at temperatures from -74 to 84 °C

Аннотация

The temperature changes in the optical and noise characteristics of ultraviolet InGaN/GaN industrial LEDs in the temperature range from –74 to 84°C are presented. The physical mechanisms of carrier transport, the formation of low-frequency current noise, and the processes of radiative and nonradiative recombination during cooling and heating are considered.
